I use a program called Unlocker, gets rid of virtually anything I couldn't otherwise delete because of stupid errors. Just go to Download.com and type in unlocker, and download it and try to delete again. When it doesn't delete the unlocker window should come up and you can just delete it through that.
Just delete the folder in Program Files. Having dead registry keys will not kill you.
